1 FORMATION OF MAGNESIA SPINEL SINGLE CRYSTAL FILM / TECHNOL
(PURPOSE) To grow an excellent single crystal film having a stoichiometric composition by holding the flow rate of CO2 gas at a low value at the initial stage of the formation of the magnesia spinel single crystal film, coating a substrate surface with a thin-film and increasing the flow rate of CO2 gas. (CONSTITUTION) An Al source 5, an MgCl2 source 6 and substrates 11 are heated and held respectively at 650°C, 850°C and 950°C by each heating furnace 13W15 as conditions at the initial stage of formation, and HCl is brought to 15cc/min and H2 to 1l/min as the flow rate of HCl+H2 gas to a first source pipe 3, the flow rate of H2 gas to a second source pipe 4 to 5l/min, and CO2 to 100cc/ min and H2 to 10l/min as the flow rate of CO2 +H2 gas to a supply port 7. A reaction is continued for five min at a growth rate of 100Å/min, thus growing thin-films composed of single-crystal magnesia spinel onto the Si single crystal substrates 11. The surfaces of the Si single crystal substrates 11 are coated completely with the thin-films, and only the flow rate of CO2 gas is increased up to 500cc/min and the reaction is continued, thus growing a magnesia spinel single crystal.
2 MEDICAL INSTRUMENT FOR PHOTODYNAMIC TREATMENT OR PHOTODYNAMIC DIAGNOSIS USING HIGH POWER SEMICONDUCTOR LASER DIODE / BAHK, Jong-Yoon, KR
The present invention relates to a medical instrument for photodynamic treatment and diagnosis using semiconductor laser diodes that producing laser beam ranging from 400nm to 460nm and 650nm to 710nm wavelength, comprise case (1), semiconductor laser diode complex (9,19) that are laser beam source which generate laser beam, condensing lens (11) which is installed in front of the semiconductor laser diode, jack for AC input (2), DC convertor (3) which convert AC currency to DC currency, power switch (5,6), and switch converter (8), and jack for output to the pedal switch (17), timer (18), main controller (4) which control the various conditions in activation of this device according to the state of the switches (5,6) and timer (18), melody kit (16), and cooling fans (14,22), for cooling of laser beam generator (9) and main controller.L'invention concerne un instrument medical con.cedilla.u pour le traitement et le diagnostic photodynamiques utilisant des diodes laser qui produisent un faisceau laser dont la longueur d'onde se situe entre 400 nm et 460 nm et entre 650 nm et 710 nm, qui comporte un boitier (1), un complexe diodes laser a semi-conducteur (9,19) formant une source de faisceau laser qui produit un faisceau laser, une lentille de condensation (11) installee face aux diodes laser a semi-conducteur, et une prise pour entree alternative CA (2), un convertisseur CC (3) qui transforme le courant CA en courant CC, un commutateur d'alimentation (5, 6), et un convertisseur de commutation (8), ainsi qu'une prise de sortie vers le commutateur a pedale (17), un chronometre (18), un regulateur principal (4) qui regule les differentes conditions au niveau du fonctionnement dudit dispositif par rapport a l'etat des commutateurs (5, 6) et du chronometre (18), une trousse de melodies (16) et des ventilateurs de refroidissement (14, 22) destines a refroidir le generateur de faisceaux laser (9) et le regulateur principal (4).
3 FORMATION OF SINGLE CRYSTAL MAGNESIA SPINEL FILM / TECHNOL
(PURPOSE) To obtain an SOI film having excellent quality by growing a second single crystal magnesia spinel layer, a Mg composition ratio of which gradually decreases in the upward direction, onto a first single crystal magnesia spinel layer, a Mg composition ratio of which is maintained at approximately a stoichiometric composition ratio. (CONSTITUTION) An Al source 5, an MgCl2 source 6 and Si substrates 11 are heated respectively at 650°C, 850°C and 950°C by each heating furnace 13W15, and HCl at 15cc/min and H2 at 2l/min flow into a first source pipe 3, H2 gas at 3l/min into a second source pipe 4 and CO2 at 70cc/min and H2 at 7l/min into a supply port 7. A reaction is continued for fifteen min, and a single crystal magnesia spinel layer 16, a Mg composition ratio of which is kept at approximately a stoichiometric composition ratio, is epitaxial-grown onto the Si substrates 11. The reaction is continued for ten min while the temperature of the MgCl2 source 6 by the heating furnace 14 is lowered at the rate of approximately 10°C/min, and a single crystal magnesia spinel layer 17, the Mg composition ratio of which gradually reduces in the upward direction, is epitaxial-grown onto the spinel layer 16.
